Mitsubishi QM100DY-2H dual darlington transistor module, 100A / 1000V

Mitsubishi QM100DY-2H  is equivalent to Powerex KD321K10

Mitsubishi was the last manufacturer, who built this type of module. However, the production of all darlington transistors has been stopped also by Mitsubishi / Powerex in the year 2000.

Do not wonder about the "-HK" in the datasheet: Most of the darlington modules had initially a "K" suffix in the end of the type name. Later the parts were renamed, without noticeable changes in the technical data. So QM100DY-2H is the same as QM100DY-2HK. We only have the HK datasheet. But QM100DY-2H (without "K") will be the part what you get, as seen in the photo.

The modules offered here are original new (old) stock parts. Never used, and made in Japan. Not in China.
